Conclusions

  1. Most SPICE models model ta, but not the soft recovery interval tb.
  2. Given good experimental data, SIMPLIS can accurately model switching losses, including reverse recovery losses.
  3. The Lauritzen and Ma model appears to be the best reverse recovery model out there.
  4. Using this model, we can accurately curve fit both hard and soft recovery.
  5. We have chosen not to build in the Reverse Recovery model for our SIMPLIS MOSFET model extraction until we have more confidence in a good data source on which to base the extraction.
  6. Obtaining good experimental data continues to be a challenge.
  7. In the mean time, if you have good data, this Webinar describes a process that will let you add reverse recovery to any SIMPLIS FET model.
